Hi All,
Most of high power transistors with inrternal matching have poor performance
( low efficiency) on half of the designed frequency. Output matching circuit
is designed to limit gain at half frequency in order to suppress subharmonic
parametric oscillations. Old bipolar transistors BLV101 having 100W out at
900 MHz does not work at 432 MHz. The best I could get was 40W out with very
narrowband matching and low efficiency.
I suspect that transistors for WCDMA / UMTS designed for 2.1 GHz will
probably have poor performance at 1.3 GHz.
I am interested in practical experience with modifications of 2 GHz SSPA's
to 1.3 GHz band.
